Microwave detection


A three-dimensional atomic-force microscope image of an array of self-switching devices, created by forming insulating trenches on a semiconductor layer. The device showed diode-like current-voltage characteristics and has been shown to operate up to at least 110 GHz. This is not only the simplest diode in the world, but also the quickest novel electronic nanodevice to date.
